摘要: Incorporating noble metal nanoparticles on the surface or inner side of semiconductors to form a hybrid nanostructure is an effective route to improve the gas sensing performance of these semiconductors. In this study, we present novel Au-decorated ZnO nanospheres (Au-ZnO NSs) obtained by laser irradiation of liquids. Structural characterization indicated that the Au-ZnO NSs consisted of single crystalline ZnO NSs with few Au nanoparticles decorated on their surfaces and abundant encapsulated Au nanoparticles with relatively small sizes. Laser irradiation-induced heating–melting–evaporating processes are responsible for the formation of unique Au-ZnO NSs. Gas sensing properties of the Au-ZnO NSs, as gas sensing materials, were investigated and compared with those of pure ZnO NSs. The former showed lower working temperature, higher sensitivity, better selectivity, and good reproducibility. The response values of Au-ZnO NSs and pure ZnO NSs sensors to ethanol of 100 ppm were 252 and 75 at working temperature of 320 °C and 360 °C, respectively. The significant enhancements in gas sensing performance should be attributed to the electronic sensitization induced by the depleted layers between encapsulated Au nanoparticles and ZnO and chemical sensitization originating from the catalytic effects of Au nanoparticles decorated on the surfaces that dissociated molecular oxygen.

摘要: Room-temperature ferromagnetism is observed in the O+-implanted AlN films with O+ doses of 5 × 1016 cm-2 (AlN:O5×1016) and 2 × 1017 cm-2 (AlN:O2×1017). The observed magnetic anisotropy indicate that the ferromagnetism is attributed to the intrinsic properties of O+-implanted AlN films. The out-of-plane saturation magnetization (𝑀S) of the AlN:O5×1016 is about 0.68 emu/g, much higher than that of AlN:O2×1017, 0.09 emu/g, which is due to the excessively high O+ dose made more O+ ions occupy adjacent Al3+ positions in forms of antiferromagnetic coupling. Doppler broadening of positron annihilation radiation measurements demonstrate the existence of Al vacancies in the O+-implanted AlN films. The first-principles calculations suggest that the ferromagnetism originates mainly from the Al vacancies.

摘要: The expanding applications call for novel new-generation wide-bandgap semiconductors. Here, we show that a compound only composed of the ordinary elements Na and Cl, namely three-dimensional NaCl2 crystal, is a wide-bandgap semiconductor. This finding benefits from the breaking of conventional stoichiometry frameworks in the theoretical design, leading to the discovery of three-dimensional XY2 (X = Na, Li, K; Y = Cl, F, Br, I) crystals, with covalent bonds of Y pairs inducing the wide bandgap from 2.24 to 4.45 eV. Crucially, such an unexpected NaCl2 crystal was successfully synthesized under ambient conditions. The unconventional stoichiometric strategy with other chemical elements potentially yields more wide-bandgap semiconductors, offering the capability for bandgap tuning. These unconventional stoichiometric materials may also exhibit superconductivity, transparent inorganic electrides, high-energy-density, and beyond.
